Semicon West: ASML, Nikon and Canon are ready to introduce immersion technologies into production
As we reported last week, before the start of the Semicon West exhibition and conference, ASML and Nikon made a number of interesting announcements regarding immersion lithography technologies. But, of course, the most interesting thing happened during the exhibition itself – Canon joined ASML and Nikon in the race for technological primacy, and now all three companies are in a hurry to launch immersion scanners with a numerical aperture (NA) equal to 1.3. Such scanners are expected to be used in the production of semiconductor chips according to 45-nm standards, which may begin in a couple of years.
So, recall that shortly before the exhibition Nikon announced the release of a 1.07 aperture scanner designed for mass production at 55nm standards and the release of prototypes in compliance with 45nm standards.
During Semicon Nikon Reveals Some Details Of Its Next Generation Scanner. Called the S6xx, the instrument uses a 193nm light source, a two-stage design, and a multi-axis catadioptric optical system with a numerical aperture of up to 1.3. The dimensions of the processed area are 26×33 mm, and the S6xx is intended for the production of microcircuits at 45 nm and higher. It is expected to be available in late 2021 – early 2021.
Earlier, ASML announced the forthcoming XT1700i – a 193nm immersion scanner with an aperture of 1.20, while there is evidence that the company is working on the creation of the XT1900i – also a 193nm scanner, but with an NA value equal to 1.3. Like the XT1700i, the XT1900i will use a dual-stage design and a single-axis catadioptric optical system. The XT1900i is expected to be announced at the end of 2021, however, under pressure from Nikon, ASML will tighten the release timeline so as not to be late “for the elephant distribution.”.
Canon, which remained silent for the past week, at Semicon decided to make a presentation about its first immersion product – a 193nm scanner, made on a two-stage architecture and with a numerical aperture of 1.3. Called FPA7000, the tool will be available in January 2021.
It is curious that if ASML and Nikon adopted the tactics of gradually increasing the numerical aperture in each new generation of their immersion scanners, Canon decided to “tunnel” this process and immediately go from “dry” 193-nm technologies to immersion.
What should also be noted is that all three developers, after the fiasco of 157 nm technologies, took relatively little time to reorient themselves to immersion. However, although Peter Silverman, director of strategic investments at Intel, is pleased with the progress in this area, Intel is in no hurry to say an unconditional yes to immersion technologies and is ready to wait for “statistically significant data” for several more months.
