Hitachi and Renesas have learned to “fold cubes” from chips
Hitachi and Renesas announce the development of a new technology for connecting semiconductor chips, which allows, firstly, to dispense with the use of internal conductors, and secondly, to create microcircuits whose thickness is more than half (60%) less than that of modern SiPs ( system in package).
Note, however, that there are still internal conductors in SiP Hitachi and Renesas – just to connect two crystals does not require soldering or additional technological processes: gold-plated electrodes are connected to each other in much the same way as different LEGO bricks (see. picture).
The thickness of the chips themselves is 30-50 microns, and the thickness of the finished two-layer microcircuit is no more than 0.5 mm. According to Hitachi and Renesas, the thinnest SiP chip in competition is about 1.25mm thick.
